Evatec has completed the delivery of the first dedicated CLUSTERLINE 310 tool designed for panel level packaging on 310×310mm formats. The system was delivered to a leading global IDM to support next-generation chip manufacturing. Technical Details
The CLUSTERLINE 310 is engineered to handle specific material challenges and architectural requirements, including:
- Integrated Technologies: The tool combines degas, etch, and PVD technologies.
- Material Compatibility: It is specifically designed for the processing of glass and highly outgassing organics.
- Application Scope: The solution supports various architectures, ranging from Fan-Out Panel-Level Packaging (FOPLP) to CoPoS.
- Performance Goals: The system is designed to provide the process uniformities and process yield necessary for scaling production.
Background & Context
Evatec has spent the last 8 years as a market leader in packaging solutions for larger panels up to 650mm. Through this experience, the company identified cost benefits associated with manufacturing on larger package sizes for High Performance Computing (HPC) and AI applications. The development of the CLUSTERLINE 310 leverages this existing engineering and process know-how to address emerging customer requests for a dedicated 310mm solution.

The introduction of the CLUSTERLINE 310 allows customers to scale up production with lower initial tool investment costs compared to larger formats.
