Key Findings
Micron Technology has officially opened the Advanced Assembly and Test Taiwan 2 (AATT2) facility in Taichung. Micron President and COO Manish Bhatia confirmed that the facility’s HBM capacity for 2027 is already fully sold out. The company expects HBM growth to continue exceeding that of the general DRAM industry through 2028, driven by the requirements of generative AI and data center customers.
Technical Details
The AATT2 plant transitioned from a traditional spring factory into a fully automated advanced packaging facility. The production process focuses on the challenges of stacking multiple DRAM layers, specifically regarding interconnects, thermal management, and quality control. Micron’s global HBM strategy involves a distributed manufacturing model:
- Taiwan: AATT2 focuses on advanced packaging and testing, leveraging a local workforce of approximately 12,000 people in Taichung.
- Singapore: An advanced HBM packaging plant is expected to contribute capacity starting in 2027.
- Japan: A new cleanroom at the Hiroshima plant, involving a ¥1.5 trillion investment (with up to ¥536 billion in subsidies from the Ministry of Economy, Trade and Industry), will manufacture DRAM for HBM4 using the 1γ process node, with shipments expected in 2028.
Background and Context
The AATT2 facility moved from groundbreaking in September of last year to volume production in approximately one year. This acceleration reflects a shift in the semiconductor industry where technological generations now advance roughly every 12 months, and AI model benefits are realized by customers within 12 to 18 months. Micron’s cumulative investment in Taiwan has surpassed NT$1.6 trillion.
Significance and Outlook
The rapid expansion of HBM capacity and production ramp speed has become the primary competitive battleground for memory manufacturers. To support this, the Taiwanese government has provided new subsidies under the A+ Industrial Innovation R&D Program to accelerate HBM investment and capacity expansion, while assisting local precision manufacturing suppliers to enter the high-tech industry chain.
