In Depth

Key Findings

Hanmi Semiconductor introduced a new suite of packaging equipment at Semicon West 2026, held at the Moscone Center in San Francisco from October 13-15, 2026. The company debuted five specialized models specifically designed to support the mass production of HBM4 memory chips and optimize the assembly of next-generation AI semiconductors.

Technical Details

The newly introduced equipment lineup consists of the following:

  • TC Bonder 4: Dedicated for HBM4 production.
  • 2.5D TC Bonders: Three units.
  • FC Bonders: Two units.

These tools utilize heat and pressure to facilitate high-precision bonding and stacking of memory chips. Furthermore, the company showcased 2.5D packaging technology that employs silicon interposers to integrate HBM, CPUs, and GPUs into a single high-performance package. Hanmi also demonstrated its Micro Saw & Vision Placement process—a technology developed in 2021—which automates the sequence of cutting, cleaning, drying, inspection, sorting, and loading.

Background & Context

As a leading manufacturer of semiconductor back-end process equipment, Hanmi Semiconductor is positioning itself to challenge existing foundry market providers. The launch of these specific bonders responds to a surge in demand for sophisticated manufacturing technology as global memory manufacturers ramp up HBM4 production, particularly within the United States.

Significance & Outlook

Packaging technology currently represents the primary bottleneck for the capacity and speed of AI hardware production. The increased availability of specialized assembly equipment may reduce production bottlenecks, potentially lowering costs for data centers and developers of high-performance AI hardware.

Looking forward, Hanmi Semiconductor has scheduled the release of the Wide TC Bonder for 2027. This upcoming rollout is identified as a key signal for when high-volume HBM4 production may reach its next phase of maturity.
