Key Findings
GlobalFoundries and the world’s leading foundry, TSMC, have entered into a five-year, $2 billion agreement to scale the production of silicon interposers for TSMC’s CoWoS (Chip-on-Wafer-on-Substrate) advanced packaging technology. GlobalFoundries will expand its existing facility in Malta, New York, with mass production anticipated to commence in the first half of 2028, significantly bolstering the supply chain for critical AI components.
Technical / Clinical Details
Silicon interposers are indispensable for high-density integration of HBM (High Bandwidth Memory) and high-performance logic dies within AI GPUs and accelerators. CoWoS technology leverages these interposers to stack multiple HBM modules and processors, enabling unparalleled data bandwidth and power efficiency crucial for advanced AI workloads. Historically, the complex and time-consuming manufacturing of interposers has been a primary constraint on AI chip supply. GlobalFoundries’ increased capacity aims to alleviate this bottleneck and enhance supply chain resilience, particularly within the United States.
Background & Context
The burgeoning demand for AI has led to an unprecedented surge in high-performance AI chip requirements, severely straining advanced packaging and HBM memory production capacities. TSMC’s CoWoS lines are currently booked through 2027 by major AI chipmakers like NVIDIA, with lead times extending to 52-78 weeks. This agreement aligns with the US CHIPS Act’s objectives to promote domestic semiconductor manufacturing, establishing a secure, in-country supply for a vital component and mitigating geopolitical supply risks.
Strategic Significance & Outlook
GlobalFoundries’ mass production of silicon interposers in the US will diversify the global AI semiconductor supply chain and accelerate AI technology development within the country. This collaboration is expected to not only contribute to the stable supply of AI chips but also mark a significant step for GlobalFoundries in enhancing its competitiveness in the advanced packaging market. As AI demand continues to soar, securing packaging technology and manufacturing capacity will remain a pivotal challenge influencing the growth of the entire semiconductor industry.
